When should a photographer send the invoice?

With the proof gallery, due before final delivery. Sending it after the client already has the finals turns payment into a favor.

Do I charge for raw files?

If you supply them at all, as a separate priced line — never bundled silently. Most photographers price raws high deliberately; the invoice is where that policy becomes legible.
